Application of Hot-Carrier Thermo-electromotive Force for Measurement of Pulsed Microwave and Infrared Radiation
Electromotive force (emf) caused by free-carrier heating has been investigated in GaAs hornojunctions and GaAs/AIGaAs heterojunctions in microwave and infrared spectral regions. We established that the intervalley emf is responsible for the increased voltage sensitivity in GaAs/AIGaAs heterojunction. The photoresponse pulse duration in n-n+ junction was found to be less than 2 ns.

The formation and properties of solid solutions on the base of MM’X compounds, where M - transition metals of 4 group, M’ - metals of 8 group, X=Sn, Sb are discussed. A doping of starting semiconducting MM’X compounds leads to the crossover from a semiconductor to metallic or semimetallic states. The alloys at the border of the TiFe1-xCoxSb and TiFei1-xNixSb solid solutions show a high positive values of the thermopower.

Multi-Stage Thermoelectric Coolers
The methods have been developed for calculation of natural frequencies and internal stresses of multi-stage thermoelectric coolers in systems with photosensitive irradiation detectors. Calculations have been carried out for “Aryk-1" type coolers. Strength characteristics of multi-stage thermoelectric coolers have been studied in both static and dynamic regimes. The influence of temperature deformations on mechanical stresses has been studied. Natural oscillation frequencies for magnetothermoelectric cooler have been calculated as well.
